脉冲作用下晶闸管反向恢复性能退化研究 被引量:1

摘要 为了研究反向恢复期间重复脉冲电压下晶闸管反向恢复性能的变化规律,建立了脉冲电压下晶闸管反向恢复性能退化特性实验平台,实验研究了脉冲电压波形和脉冲施加时刻参数对晶闸管反向恢复过程的影响。结果表明,反向恢复期内经过2500次脉冲电压冲击后,晶闸管反向恢复性能明显改变,主要表现有:反向恢复时间缩短,反向恢复电荷减少,恢复软度降低;脉冲电压幅度越大,脉冲延迟越短,脉冲电压对反向恢复性能的影响越大;晶闸管反向恢复性能参数的变化与载流子寿命的变化密切相关,即反向恢复期内在脉冲电压重复作用下,载流子复合率增加,其寿命缩短,导致晶闸管反向恢复性能退化。 To study changes of reverse recovery performance of the thyristor under repeated impulse voltage during reverse recovery period,this paper builds an experiment platform for degradation characteristics of reverse recovery performance under impulse voltage so as to study influences of impulse voltage waveform and parameters at the moment of impulse applying on reverse recovery process of the thyristor.The results indicate reverse recovery performance of the thyristor has changed obviously after 2500 times impulse voltage shock during reverse recovery period.The reverse recovery time shortens,the reverse recovery charges reduce and recovery softness decreases.With increase of impulse voltage amplitude,impulse delay shortens and impact of impulse voltage on reverse recovery performance is larger.In addition,changes of reverse recovery performance parameters are closely related to change of lifetime of the carrier,which means under the action of impulse during reverse recovery period,recombination rate of the carrier increases and lifetime of the carrier shortens,resulting degradation of reverse recovery performance of the thyristor.
