摘要
提出了一种新型的自供电固态断路器,该断路器采用常通型碳化硅(SiC)结型场效应晶体管(JFET)作为主开关,正常工作时无需外加驱动电压,采用无需额外电源供电的自激式反激变换器探测短路故障信号,并在较短的时间内输出与输入电压极性相反的电压驱使常通型SiC JFET关断。分析了自供电固态断路器的工作原理,利用电路仿真软件验证了所提自供电固态断路器的有效性。采用10只SiC JFET并联作为断路器的主开关,在没有电流转移和能量吸收支路的情况下,当直流偏置电压为200 V,实验验证了所组建的自供电固态断路器开断了960 A的短路故障电流。
A novel self-powered solid-state circuit breaker is suggested.The circuit breaker has employed the normallyon silicon carbide(SiC) junction field-effect transistor(JFET) as the main switch and gate bias voltage is not needed to keep it on-state.A ringing choke converter without external power supply is applied to detect the short-circuit fault signal and can output the inverse voltage respect to the input voltage to turn off the normally-on SiC JFET in very short time.The operating principle of the suggested circuit breaker is analyzed and the availability of the circuit breaker is verified in circuit simulator.Ten normally-on SiC JFETs are connected in parallel as the main switch of the circuit breaker.Without the branches of current discharge and rest energy dissipation,under 200 V DC bus voltage,the self-powered solid-state circuit breaker is demonstrated to interrupt the short-circuit fault current of 960 A.
