摘要
随着科技的进步和生活水平的提高,散热逐渐成为一个突出的问题。导热硅脂是一种常规的用于散热的热界面材料,本文介绍了导热硅脂的组成和导热机理,综述了利用不同种类导热填料制备的导热硅脂的研究进展。如传统的导热填料氧化铝、氮化铝等以及新型导热填料石墨烯、碳纳米管等,或是采用对导热填料进行表面处理等方式。最后对导热硅脂的发展方向进行了展望。
With the improvement of technology and living standards,heat dissipation has gradually become an important problem.Thermal conductive silicone grease is a conventional thermal interface material used for heat dissipation.This article introduces the composition and thermal conduction mechanism of thermal conductive silicone grease,and summarizes the research progress of thermal conductive silicone grease prepared with different types of thermally conductive fillers.Such as traditional thermally conductive fillers such as alumina and aluminum nitride,as well as new thermally conductive fillers such as graphene,carbon nanotubes etc.,or surface treatment of thermally conductive fillers.Finally,the development direction of thermal grease is prospected.
