石英玻璃衬底上纤锌矿Mg_(0.25)Zn_(0.75)O薄膜的结构及光学性能 被引量:5

Structure and optical properties of wurtzite Mg_(0.25)Zn_(0.75)O film deposited on quartz glass substrate

摘要 MgxZn1-xO材料是一种新型光电功能材料.采用溶胶凝胶法在石英玻璃上制备了Mg0.25Zn0.75O薄膜,理论结合实验研究了Mg0.25Zn0.75O薄膜的结构和光学性能.研究表明,石英玻璃衬底上Mg0.25Zn0.75O薄膜呈六方纤锌矿结构,薄膜均匀,平均粒径约为20nm.吸收光谱表明吸收带边始于360nm,相应的禁带宽度为3.83eV.发光光谱包含三个发射峰,分别位于384.9nm(3.23eV),444.8nm(2.79eV)和533.6nm(2.32eV),激发光谱峰位于378nm.由于Mg离子的间隙缺陷导致Mg0.25Zn0.75O薄膜晶格增大,禁带宽度变宽,紫外、蓝光和绿光发射分别红移59,14和12.6nm. Mgx Zn1- x O has been an object of intense study as a novel photo-electronic function material in recent years. Mg0.25 Zn0.75 O film was prepared on quartz glass substrate by sol-gel method. Structure and optical properties of Mg0.25 Zn0.75 O film were studied both in theory and by experiment. The result indicates that Mg0.25 Zn0.75 O film has hexagonal wurtzite structure. The film is homogeneous and the average grain size is about 20 nm. Absorption spectrum indicates that the absorption edge starts at 360 nm and the corresponding forbidden band width is 3.83 eV. The luminescence spectrum of the sample is composed of three peaks at 384.9, 444.8 and 533.6 nm respectively and the peak of excitation spectrum is at 378 nm. The crystal lattice of Mg0.25 Zn0.75 O film is increased, the forbidden band width is broadened and the ultraviolet and blue-green luminescence peaks red-shift about 59, 14 and 12.6 nm, respectively, due to the interstitial defects introduced by the surplus Mg ions.
