Interface engineering of transition metal dichalcogenide/GaN heterostructures:Modified broadband for photoelectronic performance

The GaN-based heterostructures are widely used in optoelectronic devices,but the complex surface reconstructions and lattice mismatch greatly limit the applications.The stacking of two-dimensional transition metal dichalcogenide(TMD=MoS_(2),MoSSe and MoSe_(2))monolayers on reconstructed GaN surface not only effectively overcomes the larger mismatch,but also brings about novel electronic and optical properties.By adopting the reconstructed GaN(0001)surface with adatoms(N-ter GaN and Ga-ter GaN),the influences of complicated surface conditions on the electronic properties of heterostructures have been investigated.The passivated N-ter and Ga-ter GaN surfaces push the mid-gap states to the valence bands,giving rise to small bandgaps in heterostructures.The charge transfer between Ga-ter GaN surface and TMD monolayers occurs much easier than that across the TMD/N-ter GaN interfaces,which induces stronger interfacial interaction and larger valence band offset(VBO).The band alignment can be switched between type-I and type-II by assembling different TMD monolayers,that is,MoS_(2)/N-ter GaN and MoS_(2)/Ga-ter GaN are type-II,and the others are type-I.The absorption of visible light is enhanced in all considered TMD/reconstructed GaN heterostructures.Additionally,MoSe_(2)/Ga-ter GaN and MoSSe/N-ter GaN have larger conductor band offset(CBO)of 1.32 eV and 1.29 eV,respectively,extending the range from deep ultraviolet to infrared regime.Our results revel that the TMD/reconstructed GaN heterostructures may be used for high-performance broadband photoelectronic devices. 展开更多

The prospect ofα-Ga2O3 in optical and electrical devices application is fascinating.In order to obtain better performance,Ge and F elements with similar electronegativity and atomic size are selected as dopants.Based on density functional theory(DFT),we systematically research the electronic structure and optical properties of dopedα-Ga2O3 by GGA+U calculation method.The results show that Ge atoms and F atoms are effective n-type dopants.For Ge-dopedα-Ga2O3,it is probably obtained under O-poor conditions.However,for F-dopedα-Ga2O3,it is probably obtained under O-rich conditions.The doping system of F element is more stable due to the lower formation energy.In this investigation,it is found that two kinds of doping can reduce theα-Ga2O3 band gap and improve the conductivity.What is more,it is observed that the absorption edge after doping has a blue shift and causes certain absorption effect on the visible region.Through the whole scale of comparison,Ge doping is more suitable for the application of transmittance materials,yet F doping is more appropriate for the application of deep ultraviolet devices.We expect that our research can provide guidance and reference for preparation ofα-Ga2O3 thin films and photoelectric devices. 展开更多

With the rapid development of communication and computer,the individual identification technology of communication equipment has been brought to many application scenarios.The identification of the same type of electronic equipment is of considerable significance,whether it is the identification of friend or foe in military applications,identity determination,radio spectrum management in civil applications,equipment fault diagnosis,and so on.Because of the limited-expression ability of the traditional electromagnetic signal representation methods in the face of complex signals,a new method of individual identification of the same equipment of communication equipment based on deep learning is proposed.The contents of this paper include the following aspects:(1)Considering the shortcomings of deep learning in processing small sample data,this paper provides a universal and robust feature template for signal data.This paper constructs a relatively complete signal template library from multiple perspectives,such as time domain and transform domain features,combined with high-order statistical analysis.Based on the inspiration of the image texture feature,characteristics of amplitude histogram of signal and the signal amplitude co-occurrence matrix(SACM)are proposed in this paper.These signal features can be used as a signal fingerprint template for individual identification.(2)Considering the limitation of the recognition rate of a single classifier,using the integrated classifier has achieved better generalization ability.The final average accuracy of 5 NRF24LE1 modules is up to 98%and solved the problem of individual identification of the same equipment of communication equipment under the condition of the small sample,low signal-to-noise ratio. 展开更多

Effective control of time-sensitive industrial applications depends on the real-time transmission of data from underlying sensors.Quantifying the data freshness through age of information(AoI),in this paper,we jointly design sampling and non-slot based scheduling policies to minimize the maximum time-average age of information(MAoI)among sensors with the constraints of average energy cost and finite queue stability.To overcome the intractability involving high couplings of such a complex stochastic process,we first focus on the single-sensor time-average AoI optimization problem and convert the constrained Markov decision process(CMDP)into an unconstrained Markov decision process(MDP)by the Lagrangian method.With the infinite-time average energy and AoI expression expended as the Bellman equation,the singlesensor time-average AoI optimization problem can be approached through the steady-state distribution probability.Further,we propose a low-complexity sub-optimal sampling and semi-distributed scheduling scheme for the multi-sensor scenario.The simulation results show that the proposed scheme reduces the MAoI significantly while achieving a balance between the sampling rate and service rate for multiple sensors. 展开更多

By switching the ... A 1-bit electronically controlled metasurface reflectarray is presented to achieve beam steering with multiple polarization manipulations. A metsurface unit cell loaded by two PIN diodes is designed. By switching the two PIN diodes between ON and OFF states, the isotropic and anisotropic reflections can be flexibly achieved. For either the isotropic reflection or the anisotropic reflection, the two operation states achieve the reflection coefficients with approximately equal magnitude and 180°out of phase, thus giving rise to the isotropic/anisotropic 1-bit metasurface unit cells. With the 1-bit unit cells, a 12-by-12 metasurface reflectarray is optimally designed and fabricated. Under either y-or x-polarized incident wave illumination, the reflectarray can achieve the co-polarized and cross-polarized beam scanning, respectively, with the peak gains of 20.08 d Bi and 17.26 d Bi within the scan range of about ±50°. With the right-handed circular polarization(RHCP) excitation, the left-handed circular polarization(LHCP) radiation with the peak gain of 16.98 d Bic can be achieved within the scan range of ±50°. Good agreement between the experimental results and the simulation results are observed for 2D beam steering and polarization manipulation capabilities. 展开更多

To improve the bit error rate(BER)performance of multi-user signal detection in satelliteterrestrial downlink non-orthogonal multiple access(NOMA)systems,an iterative signal detection algorithm based on soft interference cancellation with optimal power allocation is proposed.Given that power allocation has a significant impact on BER performance,the optimal power allocation is obtained by minimizing the average BER of NOMA users.According to the allocated powers,successive interference cancellation(SIC)between NOMA users is performed in descending power order.For each user,an iterative soft interference cancellation is performed,and soft symbol probabilities are calculated for soft decision.To improve detection accuracy and without increasing the complexity,the aforementioned algorithm is optimized by adding minimum mean square error(MMSE)signal estimation before detection,and in each iteration soft symbol probabilities are utilized for soft-decision of the current user and also for the update of soft interference of the previous user.Simulation results illustrate that the optimized algorithm i.e.MMSE-IDBSIC significantly outperforms joint multi-user detection and SIC detection by 7.57dB and 8.03dB in terms of BER performance. 展开更多

Emission of matter-wave jets from a parametrically driven condensate has attracted significant experimental and theoretical attention due to the appealing visual effects and potential metrological applications.In this work,we investigate the collective particle emission from a Bose-Einstein condensate confined in a one-dimensional lattice with periodically modulated interparticle interactions.We give the regimes for discrete modes,and find that the emission can be distinctly suppressed.The configuration induces a broad band,but few particles are ejected due to the interference of the matter waves.We further qualitatively model the emission process and demonstrate the short-time behaviors.This engineering provides a way to manipulate the propagation of particles and the corresponding dynamics of condensates in lattices,and may find application in the dynamical excitation control of other nonequilibrium problems with time-periodic driving. 展开更多

Influence of High-Pressure Induced Lattice Dislocations and Distortions on Thermoelectric Performance of Pristine SnTe

As a sister compound of PbTe, SnTe possesses the environmentally friendly elements. However, the pristine SnTe compounds suffer from the high carrier concentration, the large valence band offset between the L and Σpositions and high thermal conductivity. Using high-pressure and high-temperature technology, we synthesized the pristine SnTe samples at different pressures and systemically investigated their thermoelectric properties.High pressure induces rich microstructures, including the high-density dislocations and lattice distortions, which serve as the strong phonon scattering centers, thereby reducing the lattice thermal conductivity. For the electrical properties, pressure reduces the harmful high carrier concentration, due to the depression of Sn vacancies.Moreover, pressure induces the valence band convergence, reducing the energy separation between the L and Σpositions. The band convergence and suppressed carrier concentration increase the Seebeck coefficient. Thus, the power factors of pressure-sintered compounds do not deteriorate significantly under the condition of decreasing electrical conductivity. Ultimately, for a pristine SnTe compound synthesized at 5 GPa, a higher ZT value of 0.51 is achieved at 750 K, representing a 140% improvement compared to the value of 0.21 obtained using SPS. Therefore, the high-pressure and high-temperature technology is demonstrated as an effectively approach to optimize thermoelectric performance. 展开更多

The numerical characteristic of dynamic response and sensitivity of dynamic response based on probability of structure were deduced respectively. By equivalent disposing, the reliability constraints were changed into conventional forms. The latest research on indoor positioning is introduced. Further, the positioning accuracy and the cost of typical local and wide area indoor positioning systems are compared. The results of the comparison show that Time & Code Division-Orthogonal Frequency Division Multiplexing (TC-OFDM) is a system that can achieve real-time meter-accuracy of indoor positioning in a wide area. Finally, in this paper, we indicate that the seamless high-accuracy indoor positioning in a wide area is the development trend of indoor positioning. The seamless Location Based Services (LBS) architecture based on a heterogeneous network, key technologies in indoor positioning for decimeter-accuracy and seamless outdoor and indoor Geographic Information System (GIS) are elaborated as the most important research fields of future indoor positioning. 展开更多

In this paper, A fluid vector rudder flying-wing UAV is employed as the design object, so as to study the nonlinear design method and flight validation. For the maneuvering flight control, this paper presents a control structure. This control structure included the inner loop linearization decoupling methods to eliminate the known negative coupling and the outer loop backstepping methods for trajectory tracking control. The stability of the control structure has been proved in this paper. Compared with the traditional backstepping control method, this controller increases the inner loop decoupling structure and retains the aerodynamic damping term which makes the linearized system a weak nonlinear system.This structure can not only reduce the conservatism of the outer loop controller design, but also is convenient for engineering implementation. Simulation and flight validation results show that the proposed control scheme is effective. 展开更多

There is a contradiction between high processing complexity and limited processing resources when turbo codes are used on the on-board processing(OBP)satellite platform.To solve this problem,this paper proposes a partial iterative decode method for on-board application,in which satellite only carries out limited number of iteration according to the on-board processing resource limitation and the throughput capacity requirements.In this method,the soft information of parity bits,which is not obtained individually in conventional turbo decoder,is encoded and forwarded along with those of information bits.To save downlink transmit power,the soft information is limited and normalized before forwarding.The iteration number and limiter parameters are optimized with the help of EXIT chart and numerical analysis,respectively.Simulation results show that the proposed method can effectively decrease the complexity of onboard processing while achieve most of the decoding gain.. 展开更多

Measurement of shipborne radar sea echo is instrumental in collecting the sea clutter data in open sea areas.However,the ship movement would introduce an extra Doppler component into the spectrum of the sea clutter,so the sea clutter inherent spectrum must be estimated prior to investigating the sea clutter Doppler characteristics from the shipborne radar sea echo.In this paper we show some results about a shipborne sea clutter measurement experiment that was conducted in the South China Sea in a period between 2017 and 2018;abundant clutter data have been collected by using a shipborne S-band clutter measurement radar.To obtain the sea clutter inherent Doppler spectrum from these data,an estimation method,based on the mapping relationship between the shipborne clutter spectrum and the inherent clutter spectrum,is proposed.This method is validated by shipborne clutter data sets under the same measuring conditions except for the ship speed.Using this method,the characteristics of the Doppler spectrum lineshapes in the South China Sea are calculated and analyzed according to different sea states,wave directions,and radar resolutions,which can be instrumental in designing the radar target detection algorithms. 展开更多

With the research of the upcoming sixth generation(6 G) systems, new technologies will require wider bandwidth, larger scale antenna arrays and more diverse wireless communication scenarios on the future channel modeling. Considering channel model is prerequisite for system design and performance evaluation of 6 G technologies, we face a challenging task: how to accurately and efficiently model 6 G channel for various scenarios? This paper tries to answer it. Firstly, the features of cluster-nuclei(CN) and principle of cluster-nuclei based channel model(CNCM) are introduced. Then, a novel modeling framework is proposed to implement CNCM,which consists four steps: propagation environment reconstruction, cluster-nuclei identification, multipath parameters generation, and channel coefficients generation. Three-dimensional environment with material information is utilized to map CN with scatterers in the propagation pathway. CN are identified by geometrical and electric field calculation based on environmental mapping, and multipath components within CN are calculated by statistical characteristics of angle, power and delay domains. Finally, we present a three-level verification structure to investigate the accuracy and complexity of channel modeling comprehensively. In satellite mobile communication system, relative movement of the satellite and the terminal will cause a large Doppler offset. Timing advanced estimation with Zadoff-Chu sequence is sensitive to the frequency offset. When the frequency offset is larger than one times subcarrier spacing, the value of peak cannot be detected at the receiving end. To suppress the larger Doppler frequency shift, this paper proposes a novel timing advanced estimation scheme(TAE-MCD) for satellite communication system. In this algorithm, t r a n s m i t t e d s i g n a l i s d i v i d e d i n t o Z C sequence and its conjugate sequence. Using multiplication and DFT operation to find the estimated peak at the receiving end, and make subtraction with the obtained sequences at last. The scheme can not only inhibit the adverse effects of large Doppler frequency shift in timing estimation effectively, but also reduce the computational complexity at the receiving end and improve the work efficiency of the hardware. Simulations results show that TAEMCD outperform the existing timing advanced estimation methods, on the condition of no additional time and frequency resource are needed. 展开更多

In this paper,a novel efficient continuous piecewise nonlinear companding scheme is proposed for reducing the peak-to-average power ratio(PAPR)of orthogonal frequency division multiplexing(OFDM)systems.In the proposed companding transform,signal samples with large amplitudes is clipped for peak power reduction,and the signal samples with medium amplitudes is nonlinear transformed with power compensation.While the signal samples with small amplitudes remain unchanged.The whole companding function is continuous and smooth in the range of positive numbers,which is beneficial for guaranteeing the bit error rate(BER)and power spectral density(PSD)performance.This scheme can achieve a significant reduction in PAPR.And at the same time,it cause little increment in BER and PSD performance.Simulation results indicate the superiority of the proposed scheme over existing companding schemes. 展开更多
