The development of InGaAs/InP single-photon avalanche photodiodes(SPADs)necessitates the utiliza-tion of a two-element diffusion technique to achieve accurate manipulation of the multiplication width and the dis-tribu...The development of InGaAs/InP single-photon avalanche photodiodes(SPADs)necessitates the utiliza-tion of a two-element diffusion technique to achieve accurate manipulation of the multiplication width and the dis-tribution of its electric field.Regarding the issue of accurately predicting the depth of diffusion in InGaAs/InP SPAD,simulation analysis and device development were carried out,focusing on the dual diffusion behavior of zinc atoms.A formula of X_(j)=k√t-t_(0)+c to quantitatively predict the diffusion depth is obtained by fitting the simulated twice-diffusion depths based on a two-dimensional(2D)model.The 2D impurity morphologies and the one-dimensional impurity profiles for the dual-diffused region are characterized by using scanning electron micros-copy and secondary ion mass spectrometry as a function of the diffusion depth,respectively.InGaAs/InP SPAD devices with different dual-diffusion conditions are also fabricated,which show breakdown behaviors well consis-tent with the simulated results under the same junction geometries.The dark count rate(DCR)of the device de-creased as the multiplication width increased,as indicated by the results.DCRs of 2×10^(6),1×10^(5),4×10^(4),and 2×10^(4) were achieved at temperatures of 300 K,273 K,263 K,and 253 K,respectively,with a bias voltage of 3 V,when the multiplication width was 1.5µm.These results demonstrate an effective prediction route for accu-rately controlling the dual-diffused zinc junction geometry in InP-based planar device processing.展开更多

In order to form this type of integrated stainless steel pipe, the method of preforming combined finish forming process is developed. The preforming process is characterized by flaring combined upsetting for left fitting body which is like a flange, and is characterized by tube axial compressive process under die constraint for right fitting body which is like a double-wall pipe. The finite element simulations of the processes are carried out by software package DEFORM, and the results indicate that: 1) left or right fitting body can be formed by a two-step forming process without folding and under-filling defects; 2) by using two-step forming, strain and stress in left fitting body are larger than those in right fitting body, and deformation in right fitting body is more homogenous than the deformation in left fitting body; 3) two or more preforming steps may be needed for left fitting body considering the distributions of strain and stress.展开更多

Based on force analyses of system parts, a mathematical model of the active suspension system was established and simplified by linearization method. Simulation study was conducted with Matlab and three scale coefficients of fuzzy controller (ke, kec, ku) were acquired. And an experimental device was designed and produced. The results indicate that the active suspension system can achieve better vibration isolation performance than passive suspension system, the displacement amplitude of automobile body can be reduced to 55%. Analysis of the aerodynamic performance of high-speed trains in special cuts would provide references for the critical overturning velocity and complement the operation safety management under strong winds.This work w...Analysis of the aerodynamic performance of high-speed trains in special cuts would provide references for the critical overturning velocity and complement the operation safety management under strong winds.This work was conducted to investigate the flow structure around trains under different cut depths,slope angles using computational fluid dynamics(CFD).The high-speed train was considered with bogies and inter-carriage gaps.And the accuracy of the numerical method was validated by combining with the experimental data of wind tunnel tests.Then,the variations of aerodynamic forces and surface pressure distribution of the train were mainly analyzed.The results show that the surroundings of cuts along the railway line have a great effect on the crosswind stability of trains.With the slope angle and depth of the cut increasing,the coefficients of aerodynamic forces tend to reduce.An angle of 75°is chosen as the optimum one for the follow-up research.Under different depth conditions,the reasonable cut depth for high-speed trains to run safely is 3 m lower than that of the conventional cut whose slope ratio is 1:1.5.Furthermore,the windward slope angle is more important than the leeward one for the train aerodynamic performance.Due to the shield of appropriate cuts,the train body is in a minor positive pressure environment.Thus,designing a suitable cut can contribute to improving the operation safety of high-speed trains.展开更多

Heat pipes are most frequently used for thermal management solutions.Selection of right type of heat pipe for a specific scenario is utmost necessary for best outcomes.The purpose of this research is comparison of the...Heat pipes are most frequently used for thermal management solutions.Selection of right type of heat pipe for a specific scenario is utmost necessary for best outcomes.The purpose of this research is comparison of thermal performance characteristics of sintered copper wicked and grooved heat pipes,which are mostly used types of heat pipes.Distilled water filled heat pipes were tested through experimentation in gravity assisted position.Experimental outcomes have been compiled in terms of capillary pressure,operating temperature,thermal resistance and heat transfer coefficient.Capillary pressure is high in sintered heat pipes compared to grooved heat pipes irrespective of groove dimensions.Grooved heat pipes have lower operating temperature compared to sintered heat pipes at the same heat load.At 8 W,compared to sintered heat pipes,grooved heat pipes have 8.24% lower condenser surface temperature,4.41% lower evaporator surface temperature and 7.79% lower saturation temperature.Thermal resistance of sintered heat pipe is much lower than grooved heat pipe.The maximum relative difference of 63.8% was observed at 8 W.Heat transfer coefficient of sintered heat pipe was observed double compared to grooved heat pipe at 8 W heat load.Thermal resistance and hence heat transfer coefficient of sintered heat pipe change almost in a linear manner with respect to heat load but unexpectedly turning point is observed in thermal resistance and heat transfer coefficient of grooved heat pipe.Grooved heat pipes attain equilibrium much earlier compared to sintered ones.Varying heat loads from 4 to 20 W causes variation in equilibrium establishment time from 7 to 4 min for grooved and from 10 to 7 min for sintered heat pipes.展开更多

To keep the tunnel face stable is very important for tunnel construction.In this paper,the tunnel face stability under the advanced pipe was analyzed using the Winkler foundation model and rigid limit equilibrium.The ...To keep the tunnel face stable is very important for tunnel construction.In this paper,the tunnel face stability under the advanced pipe was analyzed using the Winkler foundation model and rigid limit equilibrium.The tunnel face deformation characteristics were also analyzed using the numerical simulation.The influence of parameters on the deflection of the pipe roof and the stability of the tunnel face were discussed.The results show that the tunnel face stability can be improved through increasing the pipe diameter,decreasing the initial displacement at the beginning of the pipe seat,and adopting the short round length and small excavation height.With the increase of tunnel burial depth,the safety factor of tunnel face stability first decreases,then increases,and then remains unchanged.The deformation at the center of the tunnel face is larger than the deformation at the surround sides and at the corner.The horizontal displacement varies little with the increasing of the pipe length.The horizontal displacement at the center of the tunnel face increases with the increase of the pipe ring spacing and the pipe longitudinal spacing.There is an optimum external angle.展开更多

文摘A numerical study is carried out on particle deposition in ducts with either convex or concave wall cavity.Results show that,if compared with smooth duct,particle deposition velocitiesVd^+increase greatly in ducts with wall cavities.More specifically,forτ+<1,Vd^+increase by about 2–4 orders of magnitude in the cases with the convex and concave wall cavities;forτ+>1,Vd^+grows relatively slower.Enhancement of particle deposition with wall cavities is caused by the following mechanisms,i.e.,interception by the wall cavities,expanded deposition area,and the enhanced flow turbulence.In general,addition of wall cavities is contributive for particle deposition,so it provides an efficient approach to remove particles,especially with small size,e.g.,PM2.5.Moreover,the convex wall cavity leads to a larger increment ofVd^+than the concave wall cavity.However,taking pressure loss into account,thoughVd^+is relatively lower,duct with the concave wall cavity is more efficient than that with the convex wall cavity.

文摘To keep the tunnel face stable is very important for tunnel construction.In this paper,the tunnel face stability under the advanced pipe was analyzed using the Winkler foundation model and rigid limit equilibrium.The tunnel face deformation characteristics were also analyzed using the numerical simulation.The influence of parameters on the deflection of the pipe roof and the stability of the tunnel face were discussed.The results show that the tunnel face stability can be improved through increasing the pipe diameter,decreasing the initial displacement at the beginning of the pipe seat,and adopting the short round length and small excavation height.With the increase of tunnel burial depth,the safety factor of tunnel face stability first decreases,then increases,and then remains unchanged.The deformation at the center of the tunnel face is larger than the deformation at the surround sides and at the corner.The horizontal displacement varies little with the increasing of the pipe length.The horizontal displacement at the center of the tunnel face increases with the increase of the pipe ring spacing and the pipe longitudinal spacing.There is an optimum external angle.
