The lack of soft magnetic composites with high power density in MHz frequency range has become an obstacle in the efficient operation of the electrical and electronic equipments.Here,a promising method to increase the...The lack of soft magnetic composites with high power density in MHz frequency range has become an obstacle in the efficient operation of the electrical and electronic equipments.Here,a promising method to increase the cut-off frequency of iron-based soft magnetic composites to hundreds of MHz is reported.The cut-off frequency is increased from 10 MHz to 1 GHz by modulating the height of the ring,the distribution of particles,and the particle size.The mechanism of cut-off frequency and permeability is the coherent rotation of domain modulated by inhomogeneous field due to the eddy current effect.An empirical formula for the cut-off frequency in a magnetic ring composed of iron-based particles is established from experimental data.This work provides an effective approach to fabricate soft magnetic composites with a cut-off frequency in hundreds of MHz.展开更多
Understanding the quantum critical phenomena is one of the most important and challenging tasks in condensed matter physics and the two-impurity Anderson model(TIAM) is a good starting point for this exploration. To t...Understanding the quantum critical phenomena is one of the most important and challenging tasks in condensed matter physics and the two-impurity Anderson model(TIAM) is a good starting point for this exploration. To this end,we employ the algebraic equation of motion approach to calculate the TIAM and analytically obtain the explicit singleparticle impurity Green function under the soft cut-off approximation(SCA). This approach effectively incorporates the impurity spacing as an intrinsic parameter. By solving the pole equations of the Green function, we have, for the first time, qualitatively calculated the spectral weight functions of the corresponding low-energy excitations. We find that when the impurity spacing is less than one lattice distance, the dynamic Rudermann–Kittel–Kasuya–Yosida(RKKY) interaction effectively enters, resulting in a rapid increase in the spectral weights of the RKKY phase, which ultimately surpass those of the Kondo phase;while the spectral weights of the Kondo phase are strongly suppressed. From the perspective of spectral weights, we further confirm the existence of a crossover from the Kondo phase to the RKKY phase in the TIAM. Based on these results, the reasons for the phenomenon of the Kondo resonance splitting are also discussed.展开更多
Single-crystalline Ni-rich cathodes can provide high energy density and capacity retention rates for lithium-ion batteries(LIBs).However,single-crystalline Ni-rich cathodes experience severe transition metal dissoluti...Single-crystalline Ni-rich cathodes can provide high energy density and capacity retention rates for lithium-ion batteries(LIBs).However,single-crystalline Ni-rich cathodes experience severe transition metal dissolution,irreversible phase transitions,and reduced structural stability during prolonged cycling at high voltage,which will significantly hinder their practical application.Herein,a Li4TeO5surface coating along with bulk Te-gradient doping strategy is proposed and developed to solve these issues for single-crystalline Ni-rich LiNi_(0.90)Co_(0.05)Mn_(0.05)O_(2)cathode(LTeO-1.0).It has been found that the bulk Te^(6+)gradient doping can lead to the formation of robust Te-O bonds that effectively inhibit H_(2)-H3 phase transformations and reinforce the lattice framework,and the in-situ Li4TeO5coating layer can act as a protective layer that suppresses the parasitic reactions and grain fragmentation.Besides,the modified material exhibits a higher Young's modulus,which will be conducive to maintaining significant structural and electrochemical stability under high-voltage conditions,Especially,the LTeO-1.0 electrode shows the improved Li^(+)diffusion kinetics and thermodynamic stability as well as high capacity retention of 95.83%and 82.12%after 200 cycles at the cut-off voltage of 4.3 and 4,5 V.Therefore,the efficacious dualmodification strategy will definitely contribute to enhancing the structural and electrochemical stability of single-crystalline Ni-rich cathodes and developing their application in LIBs.展开更多

In this paper, this tradeoff is alleviated by collec...As is well known, there exists a tradeoff between the breakdown voltage BVcEO and the cut-off frequency fT for a standard heterojunction bipolar transistor (HBT). In this paper, this tradeoff is alleviated by collector doping engineering in the SiGe HBT by utilizing a novel composite of P+ and N- doping layers inside the collector-base (CB) space-charge region (SCR). Compared with the single N-type collector, the introduction of the thin P+ layers provides a reverse electric field weakening the electric field near the CB metallurgical junction without changing the field direction, and the thin N layer further effectively lowers the electric field near the CB metallurgical junction. As a result, the electron temperature near the CB metallurgical junction is lowered, consequently suppressing the impact ionization, thus BVcEO is improved with a slight degradation in fT. The results show that the product of fTXBVcEo is improved from 309.51 GHz.V to 326.35 GHz.V.展开更多
The transverse relaxation time (T_(2)) cut-off value plays a crucial role in nuclear magnetic resonance for identifying movable and immovable boundaries, evaluating permeability, and determining fluid saturation in pe...The transverse relaxation time (T_(2)) cut-off value plays a crucial role in nuclear magnetic resonance for identifying movable and immovable boundaries, evaluating permeability, and determining fluid saturation in petrophysical characterization of petroleum reservoirs. This study focuses on the systematic analysis of T_(2) spectra and T_(2) cut-off values in low-permeability reservoir rocks. Analysis of 36 low-permeability cores revealed a wide distribution of T_(2) cut-off values, ranging from 7 to 50 ms. Additionally, the T_(2) spectra exhibited multimodal characteristics, predominantly displaying unimodal and bimodal morphologies, with a few trimodal morphologies, which are inherently influenced by different pore types. Fractal characteristics of pore structure in fully water-saturated cores were captured through the T_(2) spectra, which were calculated using generalized fractal and multifractal theories. To augment the limited dataset of 36 cores, the synthetic minority oversampling technique was employed. Models for evaluating the T_(2) cut-off value were separately developed based on the classified T_(2) spectra, considering the number of peaks, and utilizing generalized fractal dimensions at the weight <0 and the singular intensity range. The underlying mechanism is that the singular intensity and generalized fractal dimensions at the weight <0 can detect the T_(2) spectral shift. However, the T_(2) spectral shift has negligible effects on multifractal spectrum function difference and generalized fractal dimensions at the weight >0. The primary objective of this work is to gain insights into the relationship between the kurtosis of the T_(2) spectrum and pore types, as well as to predict the T_(2) cut-off value of low-permeability rocks using machine learning and data augmentation techniques.展开更多

The structure of the flexible valve is designed according to the characteristic...A piezoelectric pump with flexible valve has been developed to pump high viscosity cooling liquid in the nanosats thermal control system. The structure of the flexible valve is designed according to the characteristics of the human aortic shape with the aim to simulate the bionic pumping function of the human heart. Dynamic stress-strain features of the flexible valve are analyzed by the finite element method,and the results show that the proposed flexible valve is suitable and functional for the piezoelectric pump. Then the cylinder and diffuser/nozzle piezoelectric pumps based on flexible valves have been developed and fabricated. Experimental results of the output performance indicate that the maximum flow rate of the cylinder piezoelectric pump with flexible valve is 15.38 mL/min,170.77% higher than the diffuser/nozzle piezoelectric pump with flexible valve. The ability of the cylinder piezoelectric pump with flexible valve for transmitting high viscosity liquid has been validated. The piezoelectric pump with flexible valve has potential applications in the nanosats thermal control system.展开更多

The gate length of the metamorphic HEMT was 150 nm, the maximum current density was 330 mA/mm, the maximum transconductanee was 470 mS/mm, the threshold voltage was -0.6 V, and the maximum current gain cut-off frequency and maximum oscillation frequency were 102 GHz and 450 GHz, respectively. This is the first report on tri-termination devices whose frequency value is above 400 GHz in China. The excellent frequency performances promise the possibility of metamorphic HEMTs grown by MOCVD for millimetre-wave applications, and more outstanding device performances would be obtained after optimizing the material structure, the elaborate T-gate and other device processes further.展开更多
We fabricated a set of symmetric gate-recess devices with gate length of 70 nm.We kept the source-to-drain spacing(L_(SD))unchanged,and obtained a group of devices with gate-recess length(L_(recess))from 0.4µm to...We fabricated a set of symmetric gate-recess devices with gate length of 70 nm.We kept the source-to-drain spacing(L_(SD))unchanged,and obtained a group of devices with gate-recess length(L_(recess))from 0.4µm to 0.8µm through process improvement.In order to suppress the influence of the kink effect,we have done SiN_(X) passivation treatment.The maximum saturation current density(ID_(max))and maximum transconductance(g_(m,max))increase as L_(recess) decreases to 0.4µm.At this time,the device shows ID_(max)=749.6 mA/mm at V_(GS)=0.2 V,V_(DS)=1.5 V,and g_(m,max)=1111 mS/mm at V_(GS)=−0.35 V,V_(DS)=1.5 V.Meanwhile,as L_(recess) increases,it causes parasitic capacitance C_(gd) and g_(d) to decrease,making f_(max) drastically increases.When L_(recess)=0.8µm,the device shows f_(T)=188 GHz and f_(max)=1112 GHz.展开更多
In this work,trapped mode frequencies are computed for a submerged horizontal circular cylinder with the hydrodynamic set-up involving an infinite depth three-layer incompressible fluid with layer-wise different densi...In this work,trapped mode frequencies are computed for a submerged horizontal circular cylinder with the hydrodynamic set-up involving an infinite depth three-layer incompressible fluid with layer-wise different densities.The impermeable cylinder is fully immersed in either the bottom layer or the upper layer.The effect of surface tension at the surface of separation is neglected.In this set-up,there exist three wave numbers:the lowest one on the free surface and the other two on the internal interfaces.For each wave number,there exist two modes for which trapped waves exist.The existence of these trapped modes is shown by numerical evidence.We investigate the variation of these trapped modes subject to change in the depth of the middle layer as well as the submergence depth.We show numerically that two-layer and single-layer results cannot be recovered in the double and single limiting cases of the density ratios tending to unity.The existence of trapped modes shows that in general,a radiation condition for the waves at infinity is insufficient for the uniqueness of the solution of the scattering problem.展开更多

To optimize the precoder, the aver...In this paper, we propose a new spatial-multiplexing(SM) scheme employing an orthogonal precoder over Rayleigh-fading channels for an erasure event in single frequency networks(SFN). To optimize the precoder, the average bit error rate(BER) is evaluated and minimized through a mathematical analysis. Compared to an ordinary SM, the proposed scheme guarantees identical BER performance under non-erasure fading channels and achieves a greatly improved performance under erasure fading channels, especially for a higher erasure-ratio and SNR values. This improvement is mainly due to the increase in the diversity gain incurred by the optimized precoder over the erasure event. We also compare the performance of the proposed SM to that of the conventional constellation-rotation(CR) scheme applied to the single antenna SFN systems. The results of a computer simulation show that the performance of the new scheme is more effective than that of a conventional CR across all simulation cases.展开更多
A polysilicon separated CMOS Schottky barrier diode is designed and tested in this study.By replacing the shallow trench isolation(STI)of a ploy ring,the series resistances of Schottky diodes are reduced,leading to ...A polysilicon separated CMOS Schottky barrier diode is designed and tested in this study.By replacing the shallow trench isolation(STI)of a ploy ring,the series resistances of Schottky diodes are reduced,leading to an improvement in cut-off frequencies.The device structure is detailed and a device model is developed.Our analysis on the device shows that the cut-off frequency increases with the decreasing of the Schottky contact area.Based on this observation,the Schottky contact area is set to0.38×0.38μm^2,which is the minimum contact diffusion area allowed by the process flow.The distance between the anode and the cathode is also discussed.Diodes with different dimensions are fabricated and measured.Through extensive measurements,the optimum dimensions are obtained.Bondpads with a reduced area are used to improve the measurement accuracy.The measurement results show that these diodes can achieve a cut-off frequency of 1.5 THz.Thus,it is possible to use these diodes in THz detection.展开更多

Based ...In this paper, we present a theoretical study on the discharge characteristics of radio-frequency discharges at atmospheric pressure driven by a higher frequency of 40.68 MHz while the electrode gap is altered. Based on the analytical equations and simulation data from a one-dimensional fluid model, an optimal gap between electrodes, at which the largest electron density is obtained, can be observed under a constant power condition; however, as the electrode gap increases the time-averaged electron temperature decreases, and the underpinning physics is also discussed based on the simulation results. This study indicates that at a constant power by choosing an appropriate electrode spacing, the rf discharge can be effectively optimized at atmospheric pressure.展开更多

The planar Schottky varactor diode (PSVD) is a major limitation to the performance of the LH-NLTL frequency multiplier as a nonlinear component. The design and the fabrication of the diode for such an application are presented. An accurate large-signal model of the diode is proposed. A 16 GHz-39,6 GHz LH NLTL frequency doubler using our large-signal model is reported for the first time. The measured maximum output powers of the 2nd harmonic are up to 8 dBm at 26.4 GHz, and above 0 dBm from 16 GHz to 39.6 GHz when the input power is 20 dBm. The application of the LH-NLTL frequency doubler furthermore validates the accuracy of the large-signal model of the PSVD.展开更多

Then the cylinder and diffuser/nozzle piezoelectric pumps based on flexible valves have been developed and fabricated. Experimental results of the output performance indicate that the maximum flow rate of the cylinder piezoelectric pump with flexible valve is 15.38 mL/min,170.77% higher than the diffuser/nozzle piezoelectric pump with flexible valve. The ability of the cylinder piezoelectric pump with flexible valve for transmitting high viscosity liquid has been validated. The piezoelectric pump with flexible valve has potential applications in the nanosats thermal control system.

文摘This paper applies a novel quad-layer resist and e-beam lithography technique to fabricate a GaAs-based InAlAs/InGaAs metamorphic high electron mobility transistor (HEMT) grown by metal organic chemical vapour deposition (MOCVD). The gate length of the metamorphic HEMT was 150 nm, the maximum current density was 330 mA/mm, the maximum transconductanee was 470 mS/mm, the threshold voltage was -0.6 V, and the maximum current gain cut-off frequency and maximum oscillation frequency were 102 GHz and 450 GHz, respectively. This is the first report on tri-termination devices whose frequency value is above 400 GHz in China. The excellent frequency performances promise the possibility of metamorphic HEMTs grown by MOCVD for millimetre-wave applications, and more outstanding device performances would be obtained after optimizing the material structure, the elaborate T-gate and other device processes further.

文摘We fabricated a set of symmetric gate-recess devices with gate length of 70 nm.We kept the source-to-drain spacing(L_(SD))unchanged,and obtained a group of devices with gate-recess length(L_(recess))from 0.4µm to 0.8µm through process improvement.In order to suppress the influence of the kink effect,we have done SiN_(X) passivation treatment.The maximum saturation current density(ID_(max))and maximum transconductance(g_(m,max))increase as L_(recess) decreases to 0.4µm.At this time,the device shows ID_(max)=749.6 mA/mm at V_(GS)=0.2 V,V_(DS)=1.5 V,and g_(m,max)=1111 mS/mm at V_(GS)=−0.35 V,V_(DS)=1.5 V.Meanwhile,as L_(recess) increases,it causes parasitic capacitance C_(gd) and g_(d) to decrease,making f_(max) drastically increases.When L_(recess)=0.8µm,the device shows f_(T)=188 GHz and f_(max)=1112 GHz.
文摘In this work,trapped mode frequencies are computed for a submerged horizontal circular cylinder with the hydrodynamic set-up involving an infinite depth three-layer incompressible fluid with layer-wise different densities.The impermeable cylinder is fully immersed in either the bottom layer or the upper layer.The effect of surface tension at the surface of separation is neglected.In this set-up,there exist three wave numbers:the lowest one on the free surface and the other two on the internal interfaces.For each wave number,there exist two modes for which trapped waves exist.The existence of these trapped modes is shown by numerical evidence.We investigate the variation of these trapped modes subject to change in the depth of the middle layer as well as the submergence depth.We show numerically that two-layer and single-layer results cannot be recovered in the double and single limiting cases of the density ratios tending to unity.The existence of trapped modes shows that in general,a radiation condition for the waves at infinity is insufficient for the uniqueness of the solution of the scattering problem.
文摘In this paper, we propose a new spatial-multiplexing(SM) scheme employing an orthogonal precoder over Rayleigh-fading channels for an erasure event in single frequency networks(SFN). To optimize the precoder, the average bit error rate(BER) is evaluated and minimized through a mathematical analysis. Compared to an ordinary SM, the proposed scheme guarantees identical BER performance under non-erasure fading channels and achieves a greatly improved performance under erasure fading channels, especially for a higher erasure-ratio and SNR values. This improvement is mainly due to the increase in the diversity gain incurred by the optimized precoder over the erasure event. We also compare the performance of the proposed SM to that of the conventional constellation-rotation(CR) scheme applied to the single antenna SFN systems. The results of a computer simulation show that the performance of the new scheme is more effective than that of a conventional CR across all simulation cases.

文摘A polysilicon separated CMOS Schottky barrier diode is designed and tested in this study.By replacing the shallow trench isolation(STI)of a ploy ring,the series resistances of Schottky diodes are reduced,leading to an improvement in cut-off frequencies.The device structure is detailed and a device model is developed.Our analysis on the device shows that the cut-off frequency increases with the decreasing of the Schottky contact area.Based on this observation,the Schottky contact area is set to0.38×0.38μm^2,which is the minimum contact diffusion area allowed by the process flow.The distance between the anode and the cathode is also discussed.Diodes with different dimensions are fabricated and measured.Through extensive measurements,the optimum dimensions are obtained.Bondpads with a reduced area are used to improve the measurement accuracy.The measurement results show that these diodes can achieve a cut-off frequency of 1.5 THz.Thus,it is possible to use these diodes in THz detection.

文摘In this paper, we present a theoretical study on the discharge characteristics of radio-frequency discharges at atmospheric pressure driven by a higher frequency of 40.68 MHz while the electrode gap is altered. Based on the analytical equations and simulation data from a one-dimensional fluid model, an optimal gap between electrodes, at which the largest electron density is obtained, can be observed under a constant power condition; however, as the electrode gap increases the time-averaged electron temperature decreases, and the underpinning physics is also discussed based on the simulation results. This study indicates that at a constant power by choosing an appropriate electrode spacing, the rf discharge can be effectively optimized at atmospheric pressure.

文摘The left-handed nonlinear transmission line (LH-NLTL) based on monolithic microwave integrated circuit (MMIC) technology possesses significant advantages such as wide frequency band, high operating frequency, high conversion efficiency, and applications in millimeter and submillimeter wave frequency multiplier. The planar Schottky varactor diode (PSVD) is a major limitation to the performance of the LH-NLTL frequency multiplier as a nonlinear component. The design and the fabrication of the diode for such an application are presented. An accurate large-signal model of the diode is proposed. A 16 GHz-39,6 GHz LH NLTL frequency doubler using our large-signal model is reported for the first time. The measured maximum output powers of the 2nd harmonic are up to 8 dBm at 26.4 GHz, and above 0 dBm from 16 GHz to 39.6 GHz when the input power is 20 dBm. The application of the LH-NLTL frequency doubler furthermore validates the accuracy of the large-signal model of the PSVD.
