Most importantly, the effects of the spin–orbit coupling(SOC) on the electronic structures and carrier effective masses are investigated. The calculated band structure shows a direct band gap. The electronic effective mass and the hole effective mass are analytically determined by reproducing the calculated band structures near the BZ center.SOC substantially changes the valence band top and the hole effective masses. In addition, we calculated the corresponding optical properties of the spinel structure CdCr_2S_4. These should be useful to deeply understand spinel CdCr_2S_4 as a ferromagnetic semiconductor for possible semiconductor spintronic applications.展开更多

Using this analytical model, we calculate the threshold voltage shift and the sub-threshold slope factor of the DCFET, which characterize the DIBL effect. The results show that they are significantly dependent on the drain bias, gate length as well as the thickness and doping concentration of the two channel layers. Based on this analytical model, the structure parameters of the DCFET have been optimized in order to suppress the DIBL effect and improve the performance.展开更多

The Josephson currents in the d-wave superconductor(S)/insulating layer(I)/d-wave S junctions are calculated as a function of the temperature, exchange field, and insulating barrier strength under a Zeeman magnetic field on the two d-wave Ss. It is found that the Josephson critical currents in d-wave S/d-wave S junction to a great extent depend on the relative orientation of the effective exchange field of the two S electrodes, and the crystal orientation of the d-wave S. The exchange field under certain conditions can enhance the Josephson critical current in a d-wave S/I/d-wave S junction.展开更多

The physics-based analytical models for calculating the performance of the proposed device are obtained by solving one- and two-dimensional Poisson's equations. In the models, we take into account not only two regions under the gate but also a third high field region between the gate and the drain which is usually omitted. The direct-current and the alternating- current performances for the proposed 4H-SiC MESFET with a buffer layer of 0.2 ~tm are calculated. The calculated results are in good agreement with the experimental data. The current is larger than that of the conventional structure. The cutoff frequency (fT) and the maximum oscillation frequency (fmax) are 20.4 GHz and 101.6 GHz, respectively, which are higher than 7.8 GHz and 45.3 GHz of the conventional structure. Therefore, the proposed 4H-SiC MESFET structure has better power and microwave performances than the conventional structure.展开更多

It is not only a survival novel, but also a realistic novel for the children. By the two disparate characters, the writer wants to discuss the effects of the war, which is the deeper meaning of this novel. Writing war and the effects of the war is a heavy but necessary topic for children's literature. We introduce a decaying factor for the accumulative payoff, which characterizes the extent that the historical payoff is accumulated. It is shown that for fixed values of the temptation to defect, the density of cooperators increases with the value of the decaying factor. This indicates that the more the historical payoff is involved, the more favourable cooperators become. In the critical region where the cooperator density converges to zero, cooperators vanish according to a power-law-like behaviour. The associated exponents agree approximately with the two-dimensional directed percolation and depend weakly on the value of the decaying factor.展开更多
