Numerical simulations on the photoelectric performance of AlGaN-based ultraviolet VCSELs with a slope-shaped p-type layer

Owing to the low p-type doping efficiency in the hole injection layers(HILs)of GaN-based ultra-violet(UV)vertical-cavity surface-emitting laser(VCSEL),effective hole injection in multi-quantum wells(MQW)is not achieved,significantly limiting the photoelectric performance of UV VCSELs.We developed a slope-shaped HIL and an EBL structure in AlGaN-based UV VCSELs.In this study,by improving hole in-jection efficiency,the hole concentration in the HIL is increased,and the hole barrier at the electron barrier layer(EBL)/HIL interface is decreased.This minimises the hindering effect of hole injection.A mathematic-al model of this structure was established using a commercial software,photonic integrated circuit simulator in three-dimension(PICS3D).We conducted simulations and theoretical analyses of the band structure and carrier concentration.Introducing polarisation doping through the Al composition gradient in the HIL en-hanced the hole concentration,thereby improving the hole injection efficiency.Furthermore,modifying the EBL eliminated the abrupt potential barrier for holes at the HIL/EBL interface,smoothing the valence band.This improved the stimulated radiative recombination rate in the MQW,increasing the laser power.There-fore,the sloped p-type layer can enhance the optoelectronic performance of UV VCSELs. 展开更多

The low-temperature deposition of a zincophilic carbon layer on the Zn foil for long-life zinc metal batteries

Aqueous zinc metal batteries(ZMBs)which are environmentally benign and cheap can be used for grid-scale energy storage,but have a short cycling life mainly due to the poor reversibility of zinc metal anodes in mild aqueous electrolytes.A zincophilic carbon(ZC)layer was deposited on a Zn metal foil at 450°C by the up-stream pyrolysis of a hydrogen-bonded supramolecular substance framework,as-sembled from melamine(ME)and cyanuric acid(CA).The zincophilic groups(C=O and C=N)in the ZC layer guide uniform zinc plating/stripping and eliminate dendrites and side reactions.so that assembled symmetrical batteries(ZC@Zn//ZC@Zn)have a long-term service life of 2500 h at 1 mA cm^(−2) and 1 mAh cm^(−2),which is much longer than that of bare Zn anodes(180 h).In addition,ZC@Zn//V2O5 full batteries have a higher capacity of 174 mAh g^(−1) after 1200 cycles at 2 A g^(−1) than a Zn//V_(2)O_(5) counterpart(100 mAh g^(−1)).The strategy developed for the low-temperat-ure deposition of the ZC layer is a new way to construct advanced zinc metal anodes for ZMBs. 展开更多

Experimental study on the anti-penetration characteristics of liquidfilled structure with air layer

The study aims to explore the damage characteristics and protection technologies of liquid-filled structures under high-speed projectile impact.A series of penetration impact experiments were conducted by focusing on different air layer configurations.By using high-speed camera and dynamic measurement systems,the effects of air layers on the projectile penetration,pressure wave propagation,cavitation evolution,and structural dynamic responses were analyzed.The results showed that the rarefaction wave reflected from the air-liquid interface significantly reduced the peak and specific impulse of the initial pressure wave,thereby diminishing the impact load on the structure.Additionally,the compressibility of air layers also attenuated the cavitation extrusion load.Both front and rear plates exhibited superimposed deformation modes,i.e.,local deformation or petal fracture with global deformation.Air layers effectively mitigated global deformation.However,when the air layer was positioned on the projectile's trajectory,it split the water-entry process and velocity attenuation of the projectile into two relatively independent phases.And the secondary water entry pressure wave caused more severe local deformation and petal fractures on the rear plate. 展开更多

基于Meyerhof理论的上软下硬层状地基极限承载力公式研究

实际工程中上软下硬成层土较为常见,传统均质地基承载力公式不再适用,且各学者基于均质地基提出的层状地基承载力半经验公式可能会提供不可靠的预测。采用统一的对数螺旋线滑动面假定和极限平衡条件推导出重度承载力系数N_(γ),拓展了Me... 实际工程中上软下硬成层土较为常见,传统均质地基承载力公式不再适用,且各学者基于均质地基提出的层状地基承载力半经验公式可能会提供不可靠的预测。采用统一的对数螺旋线滑动面假定和极限平衡条件推导出重度承载力系数N_(γ),拓展了Meyerhof均质地基理论;并运用差值分析法将其延伸至双层地基,推导出上软下硬层状地基极限承载力理论公式,开展数值模型及文献理论公式对比验证。结果表明:Terzaghi公式低估了基础两侧土体真实作用,地基极限承载力的计算偏于保守;所得上软下硬层状地基承载力公式考虑了基础埋深影响,更符合地基破坏时的实际状态,计算结果与Meyerhof半经验公式有一定误差,而与数值模拟结果及Hansen加权平均法结果均吻合良好;Meyerhof双层地基半经验公式会提高承载力公式中σ_(0)N_(q)项的数值,经修正后得到的理论公式不仅简化了计算,同时符合唯一滑动面的实际情况,具有一定可信度。 展开更多

Hexagonal boron nitride(h-BN)is found to have widespread application,owing to its outstanding properties,including gate dielectrics,passivation layers,and tunneling layers.The current studies on the funda⁃mental physical properties of these ultrathin h-BN films and the electron tunneling effect among them are inade⁃quate.In this work,the effective mass in h-BN was successfully determined through a combined approach of ex⁃perimental and theoretical research methods by fitting the current-voltage curves of metal/insulator/metal struc⁃tures.It was observed that within a range of 4-22 layers,the effective mass of h-BN exhibits a monotonic de⁃crease with an increase in the number of layers.The physical parameters of the Fowler-Nordheim tunneling model in the context of electron tunneling in h-BN are precisely ascertained by utilizing the extracted effective mass.Ad⁃ditionally,the impact of fixed charges at the metal/h-BN interface and various metal electrode types on FowlerNordheim tunneling within this structure is investigated utilizing this physical parameter in Sentaurus TCAD soft⁃ware.This work is informative and instructive in promoting applications in the fields of h-BN related infrared physics and technology. 展开更多

An aluminoborate,Na_(2.5)Rb[Al{B_(5)O_(10)}{B_(3)O_(5)}]·0.5NO_(3)·H_(2)O(1),was synthesized under hydrothermal condition,which was built by mixed oxoboron clusters and AlO_(4)tetrahedra.In the structure,the[B_(5)O_(10)]^(5-)and[B_(3)O_(7)]^(5-)clusters are alternately connected to form 1D[B_(8)O_(15)]_(n)^(6n-)chains,which are further linked by AlO_(4)units to form a 2D monolayer with 7‑membered ring and 10‑membered ring windows.Two adjacent monolayers with opposite orientations further form a porous‑layered structure with six channels through B—O—Al bonds.Compound 1 was characterized by single crystal X‑ray diffraction,powder X‑ray diffraction(PXRD),IR spectroscopy,UV‑Vis diffuse reflection spectroscopy,and thermogravimetric analysis(TGA),respectively.UV‑Vis diffuse reflectance analysis indicates that compound 1 shows a wide transparency range with a short cutoff edge of 201 nm,suggesting it may have potential application in UV regions.CCDC:2383923. 展开更多

Influence of Si Content on the Mechanical and Tribological Properties of Laser Cladding FeCoNiBSiNb Amorphous Alloy Composite Materials

Aseries of [(Fe_(0.6)Co_(0.2)Ni_(0.2))_(0.75-0.03x)B_(0.2)Si_(0.05+0.03x)]_(96)Nb_(4) amorphous alloy composite coatings were prepared by adjusting the silicon content(x=0,1,2,3,4,5,and 6)and their microstructures and tribological properties were investigated by laser cladding technique.Additionally,the effect of Si on the glass forming ability(GFA)of the layers was understood.Results show that an appropriate Si content can refine the microstructure of the FeCoNiBSiNb laser cladding layers and improve the mechanical and tribological properties.The hardness of the coating layer increases monotonically with the Si content.At the Si content of 4.8at%(x=0),the coating layer exhibits a relatively low hardness(734.2HV 0.1).Conversely,at the silicon content of 13.44at%(x=3),the coating layer exhibits the highest hardness(1106HV 0.1).The non-crystalline content and tensile strength exhibit an initial increase,followed by a subsequent decrease.At x=2,the coating exhibits its maximum fracture strength(2880 MPa).However,when x>2,the fracture strength of the coating decreases with an increase in x.Conversely,with an increase in Si content,the wear volume loss initially decreases and then increases.At a Si content of 10.56at%(x=2),the coating exhibits the highest non-crystalline content(42%),the highest tensile strength(2880 MPa),and the most favorable dry friction performance. 展开更多

High-temperature piezoelectric vibration sensors are the preferred choice for structural health monitoring in harsh environments such as high temperatures and complex vibrations.Bismuth layer-structured CaBi_(4)Ti_(4)O_(15)(CBT)high-temperature piezoelectric ceramics,with high Curie temperature(TC),are the key components for piezoelectric vibration sensors operating at temperatures exceeding 500℃.However,their low piezoelectric coefficient(d_(33))greatly limits their high-temperature applications.In this work,a novel Bi^(3+)self-doping strategy was employed to enhance the piezoelectric performance of CBT ceramics.The enhancement is attributed to an increase in the number of grain boundaries,providing more sites for space charge accumulation and promoting formation of space charge polarization.Furthermore,given that space charge polarization predominantly occurs at low frequencies,dielectric temperature spectra at different frequencies were used to elucidate the mechanism by which space charge polarization enhances piezoelectric properties of CBT ceramics.Excellent overall performance was achieved for the CBT-based high-temperature piezoelectric ceramics.Among them,TC reached 778℃,d_(33) increased by more than 30%,reaching 20.1 pC/N,and the electrical resistivity improved by one order of magnitude(reaching 6.33×10^(6)Ω·cm at 500℃).These advancements provide a key functional material with excellent performance for practical applications of piezoelectric vibration sensors at 500℃and above. 展开更多

铁素体不锈钢是固体氧化物燃料电池(Solid Oxide Fuel Cell,SOFC)中常用的连接体材料,但是不锈钢合金在SOFC的工作温度(600℃~850℃)下仍存在表面高温氧化、Cr元素“毒化”阴极以及连接体与阴极接触面积不充分等问题。针对以上难题,本... 铁素体不锈钢是固体氧化物燃料电池(Solid Oxide Fuel Cell,SOFC)中常用的连接体材料,但是不锈钢合金在SOFC的工作温度(600℃~850℃)下仍存在表面高温氧化、Cr元素“毒化”阴极以及连接体与阴极接触面积不充分等问题。针对以上难题,本研究选用MnCoNiFeCu合金粉末作为致密保护层和多孔接触层的前驱材料,合成浆料后丝网印刷至SUS 430表面上并在900℃空气烧结2 h,分别研究了保护层和接触层在烧结之后的相组成和微观结构演变。在模拟的SUS 430连接体/保护层/接触层/电池阴极/阴极支撑测试样品中,通过反应共烧制备了高熵尖晶石基保护层和接触层的双层结构。在1000 h恒温面电阻(Area-Specific Resistance,ASR)测试中,样品ASR值稳定保持在22.04 mΩ·cm^(2)~22.71 mΩ·cm^(2),而热循环测试导致样品ASR急剧增加。通过对测试样品横截面的分析,研究了高熵尖晶石基双层结构与相邻组件的相容性以及热稳定性。此外,还评估了高熵尖晶石基双层结构抑制Cr_(2)O_(3)膜的生长和阻止Cr从连接体向阴极迁移的有效性。 展开更多

The gas explosion in residential building has always been a highly concerned problem.Explosions in homogeneous mixtures have been extensively studied.However,mixtures are often inhomogeneous in the practical scenarios due to the differences in the densities of methane and air.In order to investigate the effects of gas explosions in inhomogeneous mixtures,experimental studies involving gas leakage and explosion are conducted in a full-scale residential building to reproduce the process of gas explosion.By fitting the dimensionless buoyancy as a function of dimensionless height and dimensionless time,a distribution model of gas in large-scale spaces is established,and the mechanism of inhomogeneous distribution of methane is also be revealed.Furthermore,the stratified reconstruction method(SRM)is introduced for efficiently setting up inhomogeneous concentration fields in FLACS.The simulation results highlight that for the internal overpressure,the distribution of methane has no effect on the first overpressure peak(ΔP1),while it significantly influences the subsequent overpressure peak(ΔP2),and the maximum difference between the overpressure of homogeneous and inhomogeneous distribution is174.3%.Moreover,the initial concentration distribution also has a certain impact on the external overpressure. 展开更多

Improving electrochemical performance of PEM water electrolyzer by optimizing side-chain structure and content of ionomer

As the proton transport channel and binder within the catalytic layer(CL),the physicochemical properties of the ionomer can affect the CL microstructure and performance of the membrane electrode assembly.In this paper,we select ionomers with different side-chain lengths and investigate the effects of the side-chain structure and content of the ionomers on the performance of membrane electrode assembly(MEA).Electrochemical tests show that at a mass ratio of 10 wt.%of ionomer/Ir(I/Ir),long-side-chain(LSC)ionomer exhibits the best performance(2.141 V@2.00 A/cm^(2),while short-side-chain(SSC)ionomer is 2.208 V@2.00 A/cm^(2)).The MEA containing LSC ionomer shows better electrochemical performance than the SSC at the same I/Ir mass ratio,especially at high current density.The MEA containing LSC ionomer has a larger average pore size and porosity,which indicates that it may have better mass-transfer properties.From the analysis of voltage loss,it can be seen that LSC ionomers have a smaller ohmic impedance and mass transfer resistance than SSC ionomers.In conclusion,LSC ionomers are more conducive to water-gas transport,which can provide excellent water electrolysis performance.This article focuses on the optimization of ionomer side chains and content,which can enhance PEM water electrolysis performance at lower cost. 展开更多

There is nonradiative recombination in waveguide region owing to severe carrier leakage,which in turn reduces output power and wall-plug efficiency.In this paper,we designed a novel epitaxial structure,which suppresses carrier leakage by inserting n-Ga_(0.55)In_(0.45)P and p-GaAs_(0.6)P_(0.4) between barriers and waveguide layers,respectively,to modulate the energy band structure and to increase the height of barrier.The results show that the leakage current density reduces by 87.71%,compared to traditional structure.The nonradiative recombination current density of novel structure reduces to 37.411 A/cm^(2),and the output power reaches 12.80 W with wall-plug efficiency of 78.24%at an injection current density 5 A/cm^(2) at room temperature.In addition,the temperature drift coefficient of center wavelength is 0.206 nm/℃at the temperature range from 5℃to 65℃,and the slope of fitted straight line of threshold current with temperature variation is 0.00113.The novel epitaxial structure provides a theoretical basis for achieving high-power laser diode. 展开更多

固体氧化物燃料电池(solid oxide fuel cell,SOFC)因其高效、环境友好的特点被视为一种很有潜力的能量转换和存储系统。然而,广泛使用的钇稳定氧化锆(YSZ)电解质与典型的高活性钴基阴极(La_(0.6)Sr_(0.4)Co_(0.2)Fe_(0.8)O_(3-d),LSCF)... 固体氧化物燃料电池(solid oxide fuel cell,SOFC)因其高效、环境友好的特点被视为一种很有潜力的能量转换和存储系统。然而,广泛使用的钇稳定氧化锆(YSZ)电解质与典型的高活性钴基阴极(La_(0.6)Sr_(0.4)Co_(0.2)Fe_(0.8)O_(3-d),LSCF)之间的化学相容性较差,易引发界面副反应,需引入缓冲层以抑制该问题。采用固液复合法制备了La_(x)Ce_(1-x)O_(2-d)(x=0.1~0.5)系列材料,系统探究了La掺杂量对缓冲层材料晶格参数、微观结构、电导率及电池性能的影响规律。结果表明,少量La掺杂可同步提升材料电导率与致密度:当La掺杂量为20%(摩尔分数)时,材料在750℃下的电导率达到1.41×10^(-2)S/cm,较50%(摩尔分数)掺杂样品提升三倍。实验表明,20%La掺杂二氧化铈在电导率与致密度之间实现最优平衡,是极具潜力的缓冲层候选材料。 展开更多

The differential cubature solution to the problem of a Mindlin plate lying on the Winkler foundation with two simply supported edges and two clamped edges was derived.Discrete numerical technology and shape functions were used to ensure that the solution is suitable to irregular shaped plates.Then,the mechanical model and the solution were employed to model the protection layer that isolates the mining stopes from sea water in Sanshandao gold mine,which is the first subsea mine of China.Furthermore,thickness optimizations for the protection layers above each stope were conducted based on the maximum principle stress criterion,and the linear relations between the best protection layer thickness and the stope area under different safety factors were regressed to guide the isolation design.The method presented in this work provides a practical way to quickly design the isolation layer thickness in subsea mining. 展开更多
